چکیده

In order to successfully implement reliable Flip Chip packaging technology, it is desirable to ensure solder fatigue as the limiting mechanical failure mechanism. Doing so enables the packaging engineer to design to specific reliability standards, as solder fatigue is a known and predictable failure mechanism. Indeed, other Flip Chip failure modes such as silicon fracture and underfill delamination are ill-defined in terms of practical failure models, and often lead to unpredictable and early reliability failures. Solder fatigue models can serve as valuable tools in predicting and maintaining solder fatigue as a failure mode throughout all stages of Flip Chip design, qualification, and implementation into a production application. A 63Sn/Pb solder fatigue model has been previously developed based on a correlation of Flip Chip solder fatigue data combined with nonlinear Finite Element analysis. This model has been successfully applied in the prediction of PBGA and CSP fatigue lives as well as a parametric study investigating the reliability of Flip Chip assemblies and the influence of specific design parameters. In this investigation, Flip Chip reliability predictions are generated based on solder fatigue modeling and compared to actual thermal cycling reliability data. The influence of both solder fatigue and underfill delamination are considered in interpretation of the experimental data.

A Parametric Study of Flip Chip Reliability Based on Solder Fatigue Modelling: Part II - Flip Chip on Organic

A solder fatigue model for the 63Sn/Pb solder alloy has been previously introduced which characterizes the creep fatigue phenomena of the solder by combining nonlinear finite element modelling with experimental thermal fatigue lives of various flip chip assemblies. The model correlates the amount of creep strain energy dissipated per thermal cycle with the characteristic Weibull life of the cri...

Prediction of Yield for Flip-Chip Solder Assemblies

A model has been developed to predict the yield of solder flip-chip assemblies. Yield was found in relation to the mean and the standard deviation of the solder volume distribution, the assembly warpage, and the chip size. In this study, solder volume was represented by the diameters of the solder balls. The model identified failed joints using the Surface Evolver and a regression model. The re...

Thinned silicon chips with very thin bumps (5-7μm) mounted on flexible substrates open up new dimensions in packaging technologies. The use of flexible substrates enables a large variety of geometric possibilities including folding and bending. Conventional flip chip technology using pick&place and standard reflow processes is not suitable for the assembly of ultra thin components. This is base...
